We have employed a 32 atom cyclic-cluster and the Modified Intermediate Neglect of Differential Overlap (MINDO/3) method to compute the lattice constant, band structure, heat of formation and other properties of cubic boron nitride, diamond and silicon nitride. The computational scheme we have employed will permit studies of defects in these materials.

We have made MINDO/3 calculations on a 47 silicon atom molecular cluster to model the diffusion of oxygen in silicon crystal. For interstitial oxygen (O1), we compute an activation energy for diffusion of 2.49 ev. We compute a binding energy of 0.1 ev. when two isolated interstitial oxygen atoms bond to a common silicon atom of the lattice. This complex (O2) is computed to move through the lattice with an activation energy of 1.36 ev. The diffusion path is through a four-member ring intermediate structure. We conclude that the diffusion constant for (O2) is eight orders of magnitude greater than that of (O1).

In this brief review we consider the vacancy-related, the vacancy oxygen-related, and the vacancy-hydrogen-related defects. We note the common opportunity for chemically-driven partial dissociation of defects. With this background we briefly survey what is known of the oxygen agglomerates, noting that we favor the ylid ( the saddle-point for oxygen diffusion) as the thermal donor core, but that the (vacancy + di-oxygen) complex can also be a core, and that the latter defect can occur when the strain-energy reaches the.point that a vacancy-interstitial pair can be created, causing interstitial emission from the oxygen agglomerate. We note as well that the emission of Si≡0 is energetically favored versus emission of an unbonded interstitial.

Ab-initio quantum chemical computations have been applied to a set of molecular clusters derived from Si5 H12 to model defects in crystalline silicon involving boron, carbon, nitrogen, oxygen, and hydrogen. In computations of defect structure, hydrogen atoms terminating silicon valencies are fixed at their computed positions in Si5H12, to represent forces from the lattice, while the position of other atoms are varied.
We have computed the stable bonding structures of boron, carbon, nitrogen and oxygen atoms to a vacancy, as well as interstitial oxygen, the silicon-oxygen ylid and two oxygen atoms bound to a vacancy. The structures of the dipositive ions of the oxygen bearing clusters have been computed as part of a search for candidates for the core of the 450° C oxygen thermal donor in silicon crystal. The computed cluster energies are employed to give an account of defect thermochemistry; the addition of the free atoms to a vacancy, the addition of interstitial oxygen atoms to a vacancy, the reaction of interstitial oxygen atoms to form a vacancy-oxygen complex with the emission of silicon monoxide, and the reaction of interstitial oxygen with the dipositive ion of substitutional oxygen to form the dipositive ion of two oxygen atoms bound to a vacancy.
